Manufacturing Process
Production sequences where adhesive materials are applied to an entire semiconductor wafer before dicing streamline the packaging workflow. Adopting wafer level die attach reduces the time required for individual chip bonding. This technique is limited to applications where the die size is consistent across the wafer.
Film Application
Spin coating or film lamination places a uniform layer of adhesive on the back of the silicon. In wafer level die attach, the thickness of this layer is controlled to within a few microns. This uniformity ensures a consistent thermal bond for every chip.
Dicing Sequence
Cutting the wafer into individual dies happens after the adhesive is already in place. During wafer level die attach, the dicing tape must support both the silicon and the adhesive layer. This requirement prevents the adhesive from smearing or peeling during the cut.
Integration Advantage
Higher throughput and better bondline control are the main benefits of this approach. Wafer level die attach is commonly used in high volume production for mobile devices and sensors. The process eliminates the need for liquid dispensing at the die bonder.
Every die arrives at the assembly stage with its own pre-measured amount of bonding material.
