Impedance across the metallic link between a semiconductor die and its lead frame determines the signal integrity and thermal efficiency of an integrated circuit. Bond wire resistance accounts for the parasitic voltage drop that occurs when current traverses the microscopic gold, aluminum, or copper path. This ohmic contribution originates from the geometry of the loop and the inherent resistivity of the wire alloy.
Designers evaluate the impact of this parameter through four-point probe measurements to isolate contact resistance from the bulk wire value.
Thermal Limitation
Heat dissipation relies on the efficient transfer of energy away from the active junction of the silicon. When bond wire resistance climbs due to thinning at the neck or excessive length, the power dissipation increases locally. Increased temperature accelerates intermetallic compound growth, which eventually alters the mechanical strength of the wedge or ball bond.
Excessive heat production during high current density operation eventually degrades the structural integrity of the interface.
Measurement Accuracy
Kelvin testing configurations provide the necessary precision for characterizing these small ohmic values. Equipment used for validation applies a constant current source across the bond while a high impedance voltmeter captures the potential difference between two distinct points on the wire. This separation of current injection and voltage sensing removes the contact resistance of the probes from the final result.
Calibrated micro-ohmmeters satisfy the requirements for process control and failure analysis in high reliability applications.
Interference Sensitivity
Material purity and the oxidation state of the wire surface shift the baseline values during prolonged environmental stress. Contamination at the bond site creates unstable contact points that fluctuate under thermal cycling. Shifts in frequency response during high speed data transmission originate from these variations in the parasitic impedance of the interconnect.
High frequency performance stays stable only when the fabrication process maintains uniform loop geometry and contact metallization.
