Thermal Pulse
A temporary, time-dependent change in the temperature profile of an electronic component or system occurs when there is a sudden shift in power dissipation or ambient conditions. This localized thermal transient creates mechanical stresses due to the differing rates of expansion among the materials in the assembly.
Heat Transfer
The duration and amplitude of the temperature fluctuation depend heavily on the thermal mass of the component and the efficiency of the cooling path. During a thermal transient, heat spreads from the silicon junction through the package and into the heatsink. This process is governed by the transient thermal impedance of the assembly.
Measurement Method
Monitoring the forward voltage of a sensing diode on the chip during a sudden power step provides the data required to measure these transient states. This technique provides a detailed curve that reveals the thermal characteristics of the individual layers within the package. Analyzing this curve helps to identify issues such as poor thermal interface material coverage or die-attach voids before the product enters volume production.
Stress Mitigation
Repeated thermal cycles can cause fatigue in solder joints and wire bonds due to different thermal expansion coefficients. To prevent premature wear, packaging designs use materials with matched coefficients and optimize the heat spreader geometry. These design improvements help to minimize the temperature peaks during transient events.
