Integrated Substrate
Advanced semiconductor packaging technology houses multiple dissimilar integrated circuit dies and passive components within a single unified enclosure. High-density sensing devices utilize system in package construction to combine MEMS transducer structures with custom analog front-end silicon on a shared substrate. This physical integration format enables short interconnect distances between micro-mechanical sensors and high-gain readout amplifiers.
The design designation stops applying when heterogeneous silicon dies are integrated onto a single monolithic die during initial wafer fabrication.
Thermal Stress
Differing coefficients of thermal expansion between stacked silicon dies, substrate layers, adhesive films and packaging mold compounds introduce mechanical stress. Package stress deforms micromachined sensing structures, causing zero-point offset shift and sensitivity temperature drift. Mechanical isolation trenches and compliant adhesive layers cushion sensitive MEMS elements from package-induced strain.
Qualification protocols subject package assemblies to thermal cycling to verify long-term offset stability and solder joint reliability.
Electrical Interconnect
Wire bonding and flip-chip micro-bumps establish electrical connections between stacked dies and organic substrate layers. Short signal paths reduce parasitic inductance and capacitance, improving noise immunity for low-level sensor signals. Internal power plane layout and decoupling capacitors suppress internal electrical switching noise within the enclosed cavity.
High-frequency crosstalk between digital signal lines and sensitive analog inputs requires dedicated ground shielding planes.
Testing Constraint
Closed package structures prevent direct physical probing of internal inter-die signals during factory diagnostic testing. Embedded boundary scan architecture and dedicated test pads provide access for wafer-level and final package electrical screening. Rejection of fully encapsulated modules due to single-die defects increases yield loss during final assembly stages.
