Thermal Sealing
Ceramic or metal structures protect sensitive semiconductor dies from atmospheric contaminants by creating a vacuum or inert gas environment. A hermetic lcc package maintains this isolation using a brazed or glass-fritted lid to join the base and cap assembly. The integrity of this seal relies on the coefficient of thermal expansion matching between the housing material and the feedthrough pins.
Leak rates are measured in cubic centimeters per second of helium and define the primary barrier performance for these electronic assemblies.
Leak Testing
Helium mass spectrometry determines the gas tightness of the internal cavity after the final soldering process. Pressure differentials across the seal force tracer gas through microscopic defects or channel leaks if the brazing fails to wet the ceramic contact surfaces. High-pressure bombs prepare the units for fine leak testing by saturating the interior through existing voids.
Verification occurs when the detected helium flow remains below the limit defined by military or industrial standards for high-reliability applications.
Interconnect Configuration
Electrical connections pass through the ceramic wall to reach external pads arranged around the perimeter of the leadless chip carrier. Metallized vias connect these pins to the internal wire bond pads that support the silicon die. This geometry reduces lead inductance compared to plastic-encapsulated equivalents by shortening the path between the integrated circuit and the mounting substrate.
Design constraints require careful balancing of pin pitch and track width to avoid crosstalk during high-frequency operation.
Structural Loading
Mechanical stress results from the differences in elastic modulus between the package and the printed circuit board during temperature cycling. Solder joints experience fatigue when the assembly expands at different rates, potentially fracturing the electrical contacts. Stress buffers or underfill materials mitigate the force exerted on the rigid hermetic base during thermal fluctuations.
Controlled cooling cycles during production ensure that these components withstand the fatigue cycles expected throughout the operational life of the device.
