Direct Mounting
Semiconductor assembly connects an integrated circuit die directly to a printed circuit board substrate without an intermediate package housing. Chip on board packaging removes the secondary lead frame or ceramic protective layer to reduce the total vertical profile of an electronic module. Bonds are formed between the die pads and circuit traces using gold or aluminum wire.

Thermal Resistance
Conduction efficiency improves as the silicon die interfaces with the base board material through a die attach adhesive. Heat flows from the junction through the board traces instead of passing through plastic molding compounds and additional metal pins. Lower thermal impedance allows for higher current density within the die before crossing the operational junction temperature threshold.
Deviations in adhesive thickness alter this thermal performance significantly. Uniform distribution of the bonding agent remains a requirement for consistency across mass production runs.
Precision Bonding
Wire loop geometry defines the signal integrity and reliability of the electrical connection. Ultrasonic or thermosonic energy creates the bond at the contact pad during the attachment sequence. Automated optical inspection verifies that the loops clear the die edges to prevent short circuits.
Variations in bonding wire diameter change the electrical resistance of the path. Calibration of the bonding head force ensures consistent intermetallic growth at the bond interface.
Reliability Validation
Qualification of these assemblies requires environmental stress screening to identify potential failures in the protective resin or bond wire integrity. Thermal cycling tests expose the different coefficients of expansion between the silicon die and the organic board material. Delamination between the glob top and the substrate occurs if moisture levels exceed acceptable limits during the assembly phase.
Moisture sensitivity level classification dictates the storage duration allowed before mounting operations. Proper sealing of the die prevents ionic contamination from compromising the electrical function of the device over its operational lifespan.
