Substrate Adapter
High-density electronic packaging utilizes an intermediate routing layer to bridge the pitch gap between fine semiconductor dies and coarser printed circuit boards. This layer redistributes electrical connections to allow high-speed signals to propagate with minimal distortion. Integrating an interposer module provides the physical and electrical transition necessary for multi-die assemblies.
Signal Routing
Ultra-fine line spacing and micro-vias within the substrate enable dense horizontal routing of signal paths. These pathways are optimized to match characteristic impedance and minimize signal skew across parallel lines.
Thermal Expansion
Dissimilar materials in the semiconductor stack expand at different rates when subjected to temperature cycles. Silicon or glass substrates are selected as the substrate base depending on the thermal expansion coefficient of the mounted dies. The mismatch between the silicon die and the board is managed by this intermediate layer to prevent mechanical fractures in the solder balls.
Reliability testing utilizes rapid temperature cycling to verify the durability of the interconnections over the expected lifecycle of the assembly.
Assembly Precision
Mounting multiple dies onto the substrate requires micron-level placement accuracy and precise reflow profiles. Automated pick-and-place machines equipped with high-resolution vision systems position the components before soldering. The completed assembly is inspected for solder joint uniformity and coplanarity across the entire module surface.
