Alloy Formulation
Hard solder metallurgy provides fluxless hermetic sealing and high thermal conductivity for critical electronic packaging. Composed of eighty percent gold and twenty percent tin by weight, eutectic Au80Sn20 melts congruently at two hundred and eighty degrees Celsius, freezing into an intimate dual-phase microstructure of zeta phase and delta phase intermetallics. The material stops functioning as an effective attachment medium when service temperatures approach two hundred degrees Celsius, where accelerated intermetallic grain growth weakens joint shear strength.
Creep Resistance
Intermetallic stability under cyclical thermal stress prevents plastic relaxation in joined assemblies. Because eutectic Au80Sn20 possesses high elastic stiffness and exceptional yield strength relative to lead-free soft solders, it resists cyclic plastic strain and viscoelastic creep during harsh thermal swings. Die attachments utilizing this alloy maintain precise optical alignment and stable mechanical prestress on semiconductor sensing dies.
Such stiffness prevents time-dependent zero drift in piezoresistive pressure transmitters, preserving baseline factory calibration across demanding field conditions. The high melting point permits subsequent low-temperature interconnect soldering operations without joint reflow.
Soldering Voiding
Thermal expansion mismatch between alumina headers and silicon dies produces residual bondline stresses during cooling. Unlike soft solders that yield plastically to absorb differential contraction, this hard solder transfers thermomechanical stress directly to the semiconductor substrate. Inadequate scrubbing or non-reducing furnace atmospheres generate interfacial voiding exceeding ten percent of total contact area.
These voids induce localized thermal hot spots and non-symmetric mechanical stress concentrations across sensitive transducer membranes.
Assembly Verification
Radiographic inspection standards establish voiding acceptance thresholds across active die interfaces. Sourcing engineers inspect eutectic Au80Sn20 joints via acoustic microscopy and shear testing according to military qualification methods. Hermeticity testing confirms that the solder seal ring prevents gas ingress into hermetic cavity packages over operational life.
